2.2 EUV 反射系统之难:原子级平整度,仅蔡司有生产能力 不同于 DUV 光刻机的物镜系统,EUV 光刻机采用的是带有镀膜的非球面镜组成的离轴反射系统,难点主要在于:1)原子级平整度要求。ASML 的 EUV 光刻技术采用了极紫外线作为光源。极紫外线又称为软 x 射线,其波长短、穿透性强,DUV 所用的透射式系统无法使极紫外线偏折,故而物镜系统中只能使用全反射的投影系统。由于 EUV 能量很高,可以引起反射镜表面的化学反应和损伤。反射镜需要通过高度纯净的材料和表面镀层,同时也需要非常精确的表面形状和光学特性来最小化能量损失。镀膜方面,由钼和硅的交替纳米层制作、最高达 100 层,且多层膜厚度误差在 0.025nm(原子级别)。平整度方面,非球面镜面型精度误差低于 0.25nm。因此 EUV 反射镜被誉为“宇宙中最光滑的人造结构”、“世界上最精确的反射镜”。2)真空洁净度要求。由于绝对的平整度要求,任何环境中的微小颗粒都会对工艺质量造成极大破坏,所以整套系统要求极高的真空洁净度,蔡司位于Oberkochen 的实验室能达到该要求。
